Vishay Intertechnology has launched a new series of five 1,200 V silicon carbide (SiC) MOSFET power modules, designed to enhance efficiency in critical power conversion applications within the electric vehicle (EV) sector, including offboard chargers. The modules, identified by model numbers VS-SF50LA120, VS-SF50SA120, VS-SF100SA120, VS-SF150SA120, and VS-SF200SA120, are housed in the industry-standard SOT-227 package.

Targeted Applications and Technological Advantages

These new power modules are engineered for medium- to high-frequency power conversion tasks where efficiency is often constrained by switching losses and thermal limitations. Key applications include EV offboard charging systems, switched-mode power supplies (SMPS), DC-to-DC converters, uninterruptible power supplies (UPS), and HVAC systems, as well as telecom power supplies. Vishay highlights that the modules feature integrated SiC MOSFETs paired with a soft body diode, specifically designed for low reverse recovery characteristics. This combination is crucial for reducing switching losses and elevating overall system efficiency in demanding inverter and converter designs.

Design and Integration Benefits

The new SiC MOSFET modules are supplied in a compact, molded SOT-227 package. This design allows them to serve as direct, drop-in replacements for existing SOT-227 solutions, thereby eliminating the need for costly and time-consuming printed-circuit-board (PCB) layout modifications. Furthermore, the SOT-227 package offers robust electrical insulation, rated up to 2,500 V for one minute. Vishay states this inherent insulation capability can negate the requirement for additional insulation components between the module and its heatsink, simplifying assembly and potentially reducing system costs.

Performance Specifications and Availability

Across the new product family, Vishay specifies continuous drain current ratings ranging from 50 A to 200 A. The modules offer low on-resistance, with values as low as 12.1 mΩ, coupled with high-speed switching capabilities and minimal capacitance. The operating junction temperature is rated up to a maximum of +175 °C, and the devices are compliant with Restriction of Hazardous Substances (RoHS) directives. Vishay has confirmed that both samples and production quantities are available immediately, with standard lead times of 13 weeks.
